ITO靶材成型方法是什么

ITO（氧化銦錫）靶材的制備通常包括混合原料、壓制成型和燒結(jié)三個主要步驟。

ITO靶材成型方法是什么

ITO靶材主要有四種成型方法

真空熱壓--真空熱壓法是利用熱能和機械能使陶瓷材料致密化的工藝,可生產(chǎn)密度為91%~96%的高密度ITO陶瓷靶材.過程如下:加熱模具,加入樣品,將模型固定在加熱板上(控制熔化溫度和時間),然后將樣品熔化、硬化、冷卻,最后就可以取出成品了出去.

熱等靜壓--熱等靜壓 (HIP)可以認為是加壓燒結(jié)或高溫壓制.與傳統(tǒng)的無壓燒結(jié)相比,熱等靜壓法可以在較低的溫度下(一般為材料熔點的0.5~0.7倍左右)使材料完全致密.它可以很好地控制結(jié)構(gòu),抑制晶粒長大并獲得均勻、各向同性的結(jié)構(gòu).熱等靜壓制備ITO靶材的過程如下.首先,將ITO固溶體粉末在一定的還原氣氛(如H2、N2和H2的混合物)和300~500℃的溫度下進行部分還原.然后,通過模塑或冷等靜壓將還原的粉末壓制成預(yù)制件.預(yù)制件被放置在不銹鋼容器中,它們之間有絕緣材料.然后將容器抽真空并密封.最后,將容器放入800~1050℃、50~200MPa的熱等靜壓爐中2~6小時,制備ITO靶材.

常溫?zé)Y(jié)--室溫?zé)Y(jié)是1990年代初期發(fā)展起來的一種靶材制備方法.它采用預(yù)壓法(或漿液澆注法)制備高密度靶材預(yù)制件,然后在一定氣氛和溫度下燒結(jié).常壓燒結(jié)法的主要工藝過程是:將In2O3粉體(具有一定振實密度)與SnO2粉體混合,制備成泥漿澆鑄用的料漿.然后在300~500℃的溫度下進行長時間的脫水脫脂處理,最后在純氧或空氣氣氛下,在1個大氣壓以上的壓力下進行燒結(jié),燒結(jié)溫度為1450 至 1550 °C.
